The northernmost settlement is Mission San Francisco Solano, founded in Sonoma in 1823

I was thinking about Fort San Miguel in Vancouver Island, but there might have been settlements further north.

Spain also attempted to colonize Alaska, and made several journeys along the North Pacific coast of Canada and Alaska.
I haven't found out whether they actually settled as far north as that.

ok well you can count Fort San Miguel as a settlement when its really a fortification but Santa Cruz de Nuca was the only Spanish settlement.

This is correct. I also found out that Fort San Miguel/Santa Cruz de Nuca (which are situated nearby each other in the Nootka Sound) was the only Spanish settlement in what is today Canada.

This reference also confirms that Spain had no settlements in Alaska.
