Queen of France,Marie Antoinette's final words before being executed by guillotine were spoken to the executioner "Monsieur, I beg your pardon."

UT-7

"Pardonnez-moi, monsieur."

"Pardon, monsieur, je ne l'ai pas fait expres." (There should be an accent grave on the final "e" in the last word.)
It meant, "Excuse me, sir, I did not mean to do it." She had accidentally stepped on the executioner's foot.

Well, UT-7 was in fact correct. These were her famous words, as they are the only ones any of us seem to know. Silly mood... :)
The reason why she said that was because she accidentally stepped on the executioner's foot. In my opinion, it was all in good sense to apologize, for he was the one with the guillotine, and probably would have otherwise taken great offence. That would not have been very good in her case.

Well, I suppose you might be referring to her words to the priest, who had told her to have courage. The translations are varied, but according to this site, she said, "Courage? The moment when my troubles are going to end is not the moment when my courage is going to fail me."
However, these words, assuming they were spoken, are not particularly famous. The words to the executioner whose foot Marie-Antoinette had trod upon, are. As I said in my earlier post, those words were, "Excuse me, sir, I did not mean to do it."
For the more eloquent quotation, see the "execution" section on this site:

I'd say it's pretty clear that no one knows precisely what her last words were.
David may have heard them, but the sketch was apparently more important than the words.

May be it is mistranslation?

Farewell, my children, forever. I go to your Father.
Executed by guillotine.
Monsieur, I beg your pardon.
Spoken to the executioner, after she stepped on his foot.
~~ Marie Antoinette, Queen of France, d. October 16, 1793
